Abstract
ZnMgSSe/ZnSSe/ZnSe multiple quantum well (MQW) heterostructures with s eparate confinement (SC) grown by MOVPE were characterized by photolum inescence, reflectance and excitation spectroscopy in a wide range of temperature (10-375 K) and excitation intensity (10(-8)-10(6) W cm(-2) ) Optically pumped lasing was achieved between 77 and 375 K. The lasin g threshold increased from 20-30 kW cm(-2) (77 K) to 150-250 kW cm(-2) (300 K). Lasing can be attributed to recombination in an electron-hol e plasma. (C) 1998 Elsevier Science S.A.
