Abstract
The authors report high speed studies of packaged, low-temperature opt imised vertical-cavity lasers. The small-signal modulation bandwidths in the range 8.2-9.3 GHz are demonstrated for a 5.4 mu m diameter lase r with very low drive currents over the 77-300K temperature range.
