A novel 77GHz MMIC self-oscillating mixer for wireless systems has: be
en designed and used in optoelectronic up-converting applications. The
mixer uses a single pseudomorphic high-electron mobility transistor (
pHEMT) to achieve photodetection, oscillation, doubling and mixing. A
100MHz RF signal (modulated onto all 85nm laser) is photodetected by t
he pHEMT and is mixed to W-band using th second harmonic of the self-o
scillation at 38GHz. A conversion gain (from electrical baseband to el
ectrical carrier) of 3.6dB has been achieved.
