Singlemode operation of selectively oxidised monolithic vertical cavit
y laser diodes is demonstrated using optical antiguiding induced by ca
vity resonance modifications. A higher refractive index surrounding th
e laser cavity is accomplished by increasing the optical cavity length
in this region to form leaky-mode lasers. The monolithic antiguiding
lasers are fabricated using an etch and regrowth process of the top se
miconductor distributed Bragg reflector mirror. The leaky-mode vertica
l cavity lasers exhibit single transverse mode operation up to injecti
on currents greater than 13 times the threshold current.
