Abstract
GaAlAsSb/GaInAsSb/GaAlAsSb double-heterostructure LEDs emitting in the region of the 2.35 mu m absorption band of methane have been develope d for fast gas analyzers. Different designs of double heterostructures based on the solid solution GaInAsSb were studied. Continuous-wave op tical power of 1.2 mW was achieved.
