Abstract
The temperature for minimum threshold carrier concentration in 1.55 mu m VCSELs can be significantly lower than that at which the peak gain matches the cavity resonance. A simple model is implemented to investi gate the magnitude of this temperature difference and to aid the desig n of VCSELs for room temperature operation. (C) 1998 Elsevier Science B.V.
