Abstract
Monolithic integration of high performance microlensed resonant photod etectors and vertical cavity lasers (VCLs) from a single epitaxial gro wth is presented. The VCLs have sub-200 mu A threshold currents. Adjac ent detectors have the same operating wavelength and responsivities of similar to 0.4A/W with similar to 6nm optical bandwidths.
