Abstract
All-monolithic, single-step grown, room-temperature, electrically-pumped ve rtical cavity lasers based on III-As compounds are presented with a thresho ld current density 570A/cm(2), a differential efficiency greater than 50% a nd a threshold voltage of 3V. The lasers employ three active regions, epita xially stacked in series with Esaki junctions to increase the gain and the differential efficiency.
