Abstract
Current change under irradiation of a terahertz electromagnetic wave was me asured for a triple-barrier resonant tunneling diode integrated with a plan ar patch antenna. Gradual change from the classical square-law detection to photon-assisted tunneling with increasing photon energy was observed.
