Abstract
A Ka-band hybrid integrated electronically tuned oscillator by using finlin e, Gunn device and beam lead varactor diode was presented. And its designin g method vp as also introduced; The VCO equivalent circuit model presented can be conveniently optimized to get wide electronically tuned bandwidth an d simple structure. The measured performances of the optimized VCO are 1.2G Hz (electronically tuned bandwidth) and 20.65 +/- 0.52 dBm (output power) a t 34.93GHz (frequency).
