Va. Kulbachinskii et al., Cyclotron resonance in high magnetic fields in Bi2Se3, Bi2Te3 and Sb2Te3 based crystals, J PHYS JPN, 68(10), 1999, pp. 3328-3333
We have investigated the energy band structure of single crystals of n-type
Bi2-xSbxSe3 (0.2 less than or equal to x less than or equal to 0.52), p-ty
pe InxBi2-xTe3 (0 less than or equal to x less than or equal to 0.1) and p-
type Sb2Te1.2Se1.8 by cyclotron resonance in high magnetic fields up to 150
T. In n-type Bi2-xSbxSe3, two resonance peaks were observed corresponding
to two conduction bands. Cyclotron masses have been determined for the uppe
r and lower conduction bands for B parallel to c(3). It was found that the
both masses are independent of temperature and electron concentration. Cycl
otron mass of the upper valence band has been also determined for p-type sa
mples of InxBi2-xTe3 (0 less than or equal to x less than or equal to 0.1)
and Sb2Te1.2Se1.8 for B parallel to c(3).
