Abstract
The kinetics and mechanisms of thermal oxidation of indium phosphide in the presence of Group IV (lead and zirconium) metal salts in the vapor phase w ere studied. All of the activators examined were found to accelerate the In P oxidation. The mechanisms through which the cation and anion components o f the activators influence the formation of the heterostructure are discuss ed.
