Abstract
The carrier dynamics and the time development of the nonlinear absorption i n hetero-n-i-p-i-structures is experimentally investigated in the time rang e between 10(-13) and 10(-8) s. It is demonstrated that selective contacts to the n- and p-layers eliminate the problems associated with the intrinsic ally long recombination lifetimes without sacrificing the advantage of n-i- p-i-structures regarding their extremely large optical nonlinearities.
