Effective segregation coefficient of tellurium in ZnSe1-xTex and BeyZn1-ySe1-xTex bulk crystals grown using traveling solvent method

Abstract
Effective segregation coefficient of tellurium in ZnSe1-xTcx and BeyZn1-ySe
1-xTex bulk crystals was evaluated. ZnSe1-x Te-x and BeyZn1-ySe1-xTex bulk
crystals were grown using the traveling solvent method with tellurium solut
ion. The growth rare was 3 mm/day at a peak: temperature of 1047 degrees C.
ZnSe1-xTex mixed crystals contain tellurium from 1.2 to 6.5 at. % (0.02 <
x < 0.13). BeyZn1-ySe1-xTex bulk mixed crystals contain tellurium from 1.8
to 19.5 at .% and beryllium from 0.02 to 5.0 at .% (0.03 < x < 0.39, 0.0004
< y < 0.10). Tellurium effective segregation coefficient was k = 0.55 +/-
0.15 fur ZnSe1-xTex and was k = 0.6 +/- 0.4 for BeyZn1-ySe1-xTex. We consid
ered that these values were slightly less than unity due to the atomic size
s and the electronegativity.
