Abstract
A delta-strained InGaAs/InGaAsP MQW modulator has been fabricated and teste d. The device shows fully polarisation independent transmission characteris tics. Less than 0.80 dB polarisation sensitivity has been achieved for a wi de range of wavelength. The extinction ratio is > 20dB at a reverse bias vo ltage of 3V. Almost the same Stark energy shift for heavy holes and light h oles has been demonstrated in this structure.
