Abstract
Models for the magnitude of the electron density induced by spontaneous and piezoelectric polarization in a polar heterostructure are given. In the ca se of pure material the induced electrons derive from 'ambient' doping asso ciated with surface stares and surface ions. Where the donor density is lar ge enough depletion will contribute to the electron gas.
