G. Masini et al., VOLTAGE TUNABLE SIGE PHOTODETECTOR - A NOVEL TOOL FOR CRYPTED OPTICALCOMMUNICATIONS THROUGH WAVELENGTH MIXING, Applied physics letters, 70(24), 1997, pp. 3194-3196
A novel tandem SiGe-Si device is demonstrated which, based on differen
t photoresponses in two back-to-back diodes, exhibits a voltage tunabl
e spectral responsivity. This feature, in conjunction with a wavelengt
h dependence in the current direction, allows the efficient decryption
of a signal when substantial noise is added to distinct carrier frequ
encies. Time dependent encryption schemes are also possible via a modu
lated voltage bias. (C) 1997 American Institute of Physics.
