A scheme of interaction between certain doping elements in solid solutions
based on semiconductors is suggested; the scheme involves a reaction of for
mation of a charged complex on the introduction of double-charged donors or
acceptors into the solution. Analytical expressions for the dependence of
the solubility of donors on the acceptor concentration and vice versa were
derived using the formulas for the mass action law for reactions of ionizat
ion of doping additives and interactions between them and taking into accou
nt the electron-hole interaction and the conditions for the electroneutrali
ty of the semiconductor. The obtained relationships were tested for a Ge-Cu
-Sb system. It is shown that the values of solubility calculated by the sug
gested theory and those obtained experimentally agree well with each other.
