Abstract
A semiconductor quantum device which enables the phase modulation of terahe rtz signals is described. Modulation-doped parabolic quantum wells enable t he electronic control of dispersion at terahertz frequencies. Device charac terisation with terahertz time-domain spectroscopy shows a phase modulation for frequencies up to 4THz.
