A study of the heat treatment behavior of lattice defects in Vemeuil-grown
SrTiO3 crystals is described. Heat treatment in this study was made in atmo
spheric air at 1500 degrees C for 240 h in total. The sample crystals befor
e and after the heat treatment were investigated by X-ray topography. The o
bservation of the sample crystals shows that the rearrangement of dislocati
ons and the strain relaxation of the whole crystals were greatly effected b
y the heat treatment. In addition to those changes, the generation of new d
efects such as slip bands and oxygen vacancy clusters was observed.
