Abstract
Sub-milliampere operation was realised in 1.55 mu m wavelength high index-c oupled buried heterostructure distributed feedback (BH-DFB) lasers consisti ng of deeply etched double-quantum-well wirelike active regions. A threshol d current I-th as low as 0.7mA and an external differential quantum efficie ncy of 23%/facet were obtained for a cavity length of 200 mu m with cleaved facets and a stripe width of 2.3 mu m.
