Abstract
A parallel array of oxide-confined 676nm vertical cavity surface emitting l asers (VCSELs) is demonstrated. 12mW is emitted at 20 degrees C from a six- element array covering a 90 mu m diameter area. The individual apertures ar e thermally isolated, making the array scalable to higher powers. The maxim um power is strongly dependent on both temperature and aperture size, with smaller apertures showing reduced thermal sensitivity.
