Abstract
Continuous-wave operation of vertical-cavity surface-emitting lasers lattic e matched to InP and grown with one epitaxial step is presented. These lase rs combine highly reflective AlAsSb/AlGaAsSb mirrors with a double-intracav ity contacted structure based on thick InP contact layers.
