Abstract
The Schrodinger equation with open boundary conditions was solved numerical ly; the solutions make it possible to describe the coherent oscillations in a resonance-tunnel diode in a wide range of frequencies and amplitudes of the fields. In an approximation linear in the field and in the adiabatic li mit, the results of numerical and analytical calculations coincide with a h igh degree of accuracy. The dependences of the power of oscillations on the current and the parameters of the resonance-tunnel diode were derived. It is shown that, in the quantum-mechanical mode, oscillations with high power are possible at the frequencies that exceed the level width (i.e., in the terahertz range).
