A broadband amplifier using InP/InGaAs single heterojunction bipolar transi
stor (HBT) is preserved. This modified Darlington amplifier exhibits a low-
frequency gain of 6.2dB with -3dB bandwidth of 90GHz. This wide bandwidth p
erformance is compatible, or superior to, other lumped or distributed ampli
fiers based on HEMT and HBT technologies reported in the literature.
