Abstract
The electrical, thermal and optical properties of n-doped InP-AlGaAsSb 1.5- mum Bragg mirrors are reported. A voltage of 10 mV per pair at 1 kA/cm(2) h as been obtained in these mirrors, due to a low conduction band offset. Thi s record electrical performance, combined with a large refractive index con trast (n(H)/n(L) = 1.135) and improved thermal properties, makes the combin ation very promising for long wavelength vertical cavity surface emitting l asers.
