Abstract
Long-wavelength vertical cavity surface emitting lasers (VCSELs) have thus far not provided substantial continuous-wave (CW) output power above 70 deg reesC. In this paper we describe recent advances using a vertically integra ted 850 nm optical pump with a 1310-nm VCSEL. Using this approach, the devi ces described here demonstrate record high temperature performance. We show single-transverse mode CW operation from -40 to +115 degreesC, 0.5 mw opti cal power up to +85 degreesC, and excellent device uniformity.
