Abstract
Spinodal decomposition of the BxGayIn1-x-yAs quaternary alloys lattice-matc hed to the GaAs as the result of the internal deformation and coherency str ain energies is described. The alloys are represented in the strictly regul ar approximation. The internal deformation energy is considered by the vale nce-force field model. The estimated bond-stretching and bond-bending elast ic constants of BAs are alpha (BAs)=6.69x10(-2) N/m and beta (BAs)=1.81x10( -2) N/m, respectively. Ranges of spinodal decomposition of the BxGayIn1-x-y As quaternary alloys up to x less than or equal to0.1 with and without cohe rency strain energy are demonstrated.
