Plasma instability and nonlinear terahertz oscillations in resonant-tunneling structures

We demonstrate that the self-excitation of plasma oscillations in a resonan t-tunneling transistor structure results in the generation of transient cur rent at frequencies in the terahertz range. The amplitudes and the frequenc ies of different modes of the generated oscillations can be tuned by the vo ltage.
