Abstract
The authors report for the first time, the achievement, in an integrat ed laser-modulator structure, of a small negative chirp for both zero bias voltage and a large detuning of 55 nm between the exciton peak an d the operating wavelength. No influence of the photogenerated carrier s on the chirp parameter is expected in the reported bandgap engineere d structure.
