Rr. Schliewe et al., Contactless heating of two-dimensional electron gas systems by strip-line guided microwaves, SEMIC SCI T, 16(8), 2001, pp. 662-664
A practical contactless method for the determination of electrical transpor
t properties of heated two-dimensional electron gas (2DEG) systems is prese
nted. The transport parameters have been obtained from Shubnikov-de-Haas (S
dH) oscillations of the conductivity derived from the absorption of microwa
ves. The microwave electric field was guided in a coplanar strip-line on to
p of the sample and was attenuated by the transport electrons of the 2DEG.
Heating of the electrons could be achieved by increasing the microwave powe
r. The electron temperature T-e was determined from the amplitude of the Sd
H oscillations. The variation of the absorbed power Q with the electron tem
perature T-e follows a dependence Q proportional to T-e(5) - T-L(5) with T-
L being the lattice temperature.
