Abstract
The nonlinear generation of a difference mode in an injection laser is cons idered. A new design based on the InGaP/GaAs/InGaAs heterostructure is sugg ested in order to generate two laser modes with a wavelength of about 1 mum and a difference mode at a wavelength of about 10 mum. In lasers with a 10 0-mum-wide waveguide, the power output of the difference mode can be as hig h as similar to 10 mW at similar to 10 W in the short-wavelength modes.
