Abstract
Operation of an electrically pumped, cylindrical cavity laser containing a stack of five self-assembled InGaAs quantum dot layers is reported. A thres hold current density of 47 Acm(-2) is obtained at 150 K, with whispering ga llery mode laser emission observed at similar to1.2eV. Fabrication of a rin g cavity via the removal of part of the non-lasing central region of the cy linder results in a 39% reduction in threshold current.
