Abstract
A wide optical gain spectrum with full width at half maximum Delta lambda a pproximate to 350 urn has been demonstrated in midinfrared (2.2-2.5 mum) ro om-temperature-operated InGa(As)Sb/GaSb quantum-well (QW) ridge-waveguide d iode lasers. A QW width of 200 Angstrom ensured a small energy separation b etween the first and second quantized states in the QW. Transitions from bo th quantized states contributed equally to the overall gain spectrum when t he optical loss was optimized. (C) 2001 American Institute of Physics.
