Abstract
Nano-sized alpha -SiC powders doped with Al and N were synthesized in the c arbothermal reduction process of the xerogels of SiO2-Al2O3. The influences of At and N on the phase structure and the DC resistivity have been invest igated. lt is found that Al resulted in 12H SiC and the At and N led to 21R SiC. The shrinkage of lattice and low DC resistivity indicated that vacanc ies of Si and C existed in the alpha -SiC powders. (C) 2001 Elsevier Scienc e B.V. All rights reserved.
