Undoped beta -Ga2O3 single crystals were grown by the floating zone techniq
ue under several mixtures of N-2 and O-2 gas at 2 atm pressure Cathodolumin
escence spectra indicated the existence of five radiative transitions in th
e wavelength region from ultraviolet to green. The emission efficiency was
investigated as a function of the oxygen partial pressure during growth. Lu
minescence increased with the; increase of the oxygen partial pressure, esp
