The detail analysis of the shape of the photoconductivity spectra and the p
ositions of the intra shallow donor transitions has been presented. This an
alysis indicates that, for the MBE method. both elements In and I are being
incorporated in the host lattice of CdTe in a very similar way. The distri
bution of impurities as a function of the distance from interface is same i
n both cases. The differences in chemical shifts are small (similar to 0.3
meV) and ale related to the different ion radii of Te, Cd and both dopants.
The results showing the existence of the third kind of donor (native) in t
hose structures have been presented. This native donor, of an unknown origi
n, gives very pronounced peaks in the spectra. well separated from the I an
d In peaks. All measurements, especially these in the region of donor reson
ant polaron, show the full agreement of experimental results and theoretica
l curves for both In and I doping. (C) 2001 Elsevier Science B.V. All right
