We studied thermal stabilities, electronic and vibrational optical absorpti
on spectra of Be-H and Zn-H colnplexes in Si. High-purity FZ-Si specimens w
ere doped with Be (or Zn) and H (and/or D) by heat-treatment at high temper
atures. Optical absorption spectra of specimens were measured at about 6 K
with use of an FT-IR spectrometer equipped with a continuous-Bow type liqui
d helium cryostat. From the analysis of isochronal annealing behaviors, the
binding energies of BeH2 and BeH were determined to be about 2.3 and 3.3 e
V, respectively. Some optical absorption peaks of BeH & BeD pairs and ZnH &
ZnD pairs were well analyzed by the electronic transitions in tunneling hy
