A 1.51 mum wavelength distributed reflector laser, consisting of a distribu
ted Bragg reflector rear facet and a distributed feedback region, was reali
sed using deep-etching technology. A low threshold current of I-th = 12.4 m
A and a high differential quantum efficiency of eta (d) = 42% from the fron
t facet was achieved with a submode suppression ratio of 33 dB (I =2.4I(th)
) for a fifth-order grating, 220 mum long and 6 mum wide device at room tem
perature.
