We report photopumped operation of a monolithic coupled semiconductor
microcavity laser. The structure consists of two lambda-sized GaAs ver
tical cavities, one on top of the other, coupled together through a co
mmon mirror. Due to a wedge induced into each cavity, the detuning bet
ween the cavities can be continuously varied when moving across the sa
mple. Depending on the detuning, laser action is simultaneously achiev
ed at two different wavelength, or occurs only st one wavelength. At r
esonance, we observe coupled dual-wavelength laser emission at two wid
ely spaced wavelengths (13 nm) with the same threshold and same depend
ence on pump power. (C) 1997 American Institute of Physics.
