Abstract
The effects of neutron and proton irradiation on the noise of detector s made from semi-insulating GaAs have been investigated. Using spectra l noise density and equivalent noise-charge measurements, a decrease o f shot noise with increasing particle fluence was found. A suppression of noise due to a space-charge effect is postulated and a correlation is shown with measured space-charge density.
