The effects of elevated temperature on the long and short term ferroel
ectric properties of La-0.5 O)/Pbzr(0.53)Ti(0.47)O(3)(PZT)/La0.5Sr0.5C
o3(LSCO) heterostructure capacitors are presented in this paper. Capac
itors are evaluated in the temperature range of 25 degrees C to 100 de
grees C. Polarization values (switched and non-switched), coercive vol
tages, and PZT resistivity are measured as a function of temperature.
Rate of fatigue, tendency to imprint, and retention loss are also inve
stigated in the 25-100 degrees C temperature range. An activation ener
gy for the process responsible for loss of remanent polarization is de
termined from the fatigue data.
