Epitaxial ferromagnetic MnSb layers were grown on GaAs(100), (211)A, a
nd (111)A substrates by hot-wall epitaxy. Epitaxial orientation, surfa
ce morphology, interfacial structure, and magnetic property of the lay
ers were studied. Growth-orientation dependencies of the structural pr
operties were also investigated. The c-planes of MnSb are parallel to
the GaAs(111) and (111) planes for GaAs(100) substrates, and parallel
to the GaAs(111) plane for GaAs(211)A and (111)A substrates. Single-cr
ystalline MnSb layers were obtained for GaAs(211)A and (111)A substrat
es. Growth of MnSb/GaAs(111)A shows a rather smooth surface and interf
ace morphology in comparison with the other growth directions examined
. An in-plane anisotropic magnetic property was observed, which depend
s on the inclination of the MnSb c-axis from the growth direction.
