Operation of the first blue-green laser diode grown by metalorganic ch
emical vapor deposition has been demonstrated at 77 K under pulsed cur
rent injection. The precursors were dimethylzinc, dimethylcadmium, die
thylsulfide, bismethyl-cyclopentadienyl-magnesium, and dimethylselenid
e. Diisopropylamine and ethyliodide were used for a p-type and n-type
doping under irradiation with ultraviolet light generated by a high-pr
essure mercury lamp, respectively. A 1 x 10(18) cm(-3) nitrogen-atom c
oncentration, which was measured by secondary ion mass spectroscopy, w
as obtained in the p-ZnSe contact layer. The 4.2 K photoluminescence s
pectrum was dominated by strong donor-acceptor pair emission and the n
et acceptor concentration was 1.4 x 10(16) cm(-3).
