We present several optical properties of (AlP)n(GaP)n short-period sup
erlattices grown by metalorganic vapor phase epitaxy (MOVPE), which in
clude the low temperature photoluminescence of samples with shorter pe
riods, low temperature photoluminescence lifetime, and refractive inde
xes of the superlattices at room temperature. The photoluminescence ch
aracteristic of the superlattice with n = 3 has been clearly observed.
The radiative lifetimes of the excited carriers in superlattices are
longer than that in a nitrogen-doped bulk GaP. It has been found that
the refractive indexes of (AlP)n(GaP)m superlattices are similar to th
at of an Al0.5Ga0.5P alloy.
