Abstract
GaAs epilayers singly doped with Yb or codoped with Yb and Ge were stu died by instrumental neutron activation analysis and quantitative auto radiography. The results on the content and distribution of Yb in the epilayers are used to analyze behavior of rare-earth dopants during Ga As liquid-phase epitaxy.
